    The authors consider a simplified stationary quantum energy-transport model for semiconductor devices in one dimension, with the three variables electron density, electron temperature, and independent electron potential. The physical parameters entering into the equations are the doping profile, the lattice temperature, the scaled Planck constant, the energy relaxation time, and the Debye length. The equations consist of a nonlinear elliptic third-order equation for the electron density, including a temperature derivative, an elliptic nonlinear heat equation for the electron temperature, and the Poisson equation for the electric potential. The existence of classical solutions, with a lower bound for the electron density is proved by an exponential variable transformation and the Leray-Schauder fixed-point theorem.
