A stochastic Lagrangian boundary integral approach for geometrical uncertainties in electrostatics is proposed. The discretization is performed both in the random dimension and space using polynomial chaos with Galerkin projection and boundary element method, respectively. Using Monte Carlo simulations, it is shown that the proposed method accurately predicts the probability density functions and the mean and standard deviation of the dimension and gap between electrodes, the capacitance and net electrostatic force in interconnect circuits. The polynomials chaos also convergent to the Monte Carlo results as the order of the chaos expansion increases.
